Abstract

The characteristics of single defect laser modes in a two-dimensional square lattice photonic crystal slab was discussed. The threshold absorbed pump power was estimated to be less than 0.2 mW for the whispering gallery mode (WGM). The threshold of photonic crystal single defect lasers was mainly limited by surface recombination carrier losses. It was found by theoretical analysis based on rate equations that the contribution of surface recombination was as large as 70% of total carrier recombination.
