Abstract
Single-mode photonic-crystal vertical cavity surface emitting laser (PC-VCSEL) was presented. PC-VCSELs were fabricated from an 850-nm VCSEL wafer by optical lithography and chemical assisted ion beam etching method. A waveguide was formed around the central defect and the resonance wavelength observed at the central defect differed from those of the neighbor regions by 2.6 nm. PC-VCSELs operated in single fundamental mode over a wide dynamic range. The charge coupled devices images of the device confirmed the guiding effect of photonic crystal at the core region.
